WP4: Modelling of the curing effects of epoxy compound on silicon substrates: this work is related to the modelling of 3-D packaging on the silicon devices and includes modelling of the visco-elastic properties, glass transition temperature and TCE mismatch and shrinkage. INSTITUTE OF SPACE SCIENCE AND ASTRONOMY (ISSA) Contribution to the Square Kilometre Array has been funded through FP-6 and FP7 Programmes.
