64G MUX & DEMUX in 5 X 5 mm SMT Package for for 100G and 400G applications:
InP HBT technology offers the best combination of speed and large breakdown voltage, and is particularly suiting this
kind of application. These circuits have been designed and fabricated using III-V Lab InP DHBT process. It is a triplemesa self-aligned process, with a 0.7 µm emitter contact width, using polyimide for passivation, isolation and
planarization; it includes 3 metal levels for interconnections, and MIM capacitors. Its main transistors characteristics are
FT ~280 GHz, FMAX ~270 GHz, a DC gain ~30 and BV CE0 ~5 V.
