GaAs PHEMT LNAs
Hittite Microwave is pleased to announce the first of our
GaAs InGaP HBT MMIC Amplifiers which are designed
specifically for applications where extremely low phase
noise is required. These wideband distributed amplifiers
are ideal for phase sensitive applications in Military Radar,
EW and ECM, Microwave Radio, Space, Test Equipment
and Fiber Optic systems from 2 to 18 GHz.
The HMC606 die and HMC606LC5 SMT MMIC Amplifiers deliver a typical small signal
gain of 13 dB, and input and output return losses of 20 dB at mid-band. These devices
exhibit phase noise performance as low as -153 dBc/Hz at 1 kHz, and -160 dBc/Hz at
10 kHz offset from the carrier, with input signals at 4 GHz and 12 GHz respectively.
The ultra low phase noise performance of these HBT MMIC products represents a
significant improvement over equivalent FET-based distributed amplifiers. Low
phase noise is a critical requirement for many applications relying on detection and

HERMETIC SMT LNA COVERS 2 TO 20 GHZ
2.5 dB NF LNA is Ideal for Military, Space & Hi-Rel Commercial Applications
The HMC463LH250 is a GaAs pHEMT MMIC Low Noise
Amplifier which operates from 2 to 20 GHz, delivering
12 dB gain, 2.5 dB noise figure, and +27 dBm of output
IP3 at mid-band. This versatile LNA exhibits excellent
gain flatness of ± 1.0 dB from 2 - 16 GHz, while consuming
only 60 mA from a +5V supply. The HMC463LH250 is
internally matched to 50 Ohms, and the RF I/Os are
internally DC blocked making this LNA very easy to integrate. This wideband LNA also
provides a Vgg2 control pin, which allows the user to apply an analog control voltage
between 0 and -2V, in order to continuously vary the gain of the LNA by up to 15 dB.
The HMC463LH250 GaAs MMIC PHEMT Low Noise Amplifier is the first product
to be offered in Hittite’s new LH250 (6.35x6.35 mm) hermetically sealed, leadless
QFN package. This new package compliments our previously released LH5 (5x5 mm)
hermetic leadless QFN package, as well as our entire line of ceramic and hermetic

The HMC344LC3 is a broadband nonreflective GaAs MESFET SP4T switch
in a RoHS compliant 3x3 mm ceramic
leadless surface mount package. The
HMC344LC3 includes an integrated
binary decoder circuit which reduces
the required logic control lines to two.
The switch operates using a negative
control voltage of 0/-5V, and requires a
fixed bias of -5V. Simple external level
shifting circuitry will allow this switch
to be controlled with most TTL/CMOS
logic families.

HMC344LC3
The HMC607 & HMC607G7 are broadband high isolation non-reflective
GaAs MESFET SPDT switches.
The HMC607 and HMC607G7 are
controlled by four independent logic
lines of -5V/0V. Independent control
allows these switches to provide an
all-off state, and to be configured
for SPST or SPDT applications.
Designers can also combine two
of these switches to realize the
functionality of a non-reflective SP4T.
The HMC607 and HMC607G7 are
drop-in replacements for discontinued
competitor products.

SP8T switch in a leadless RoHS
compliant 4x4 mm ceramic SMT
package featuring operation from DC
to 3.5 GHz. The switch offers a single
positive bias and true TTL/CMOS
compatibility enabling it to operate
with 0/+3V control and a +5V supply.
A 3:8 decoder is integrated on the
switch requiring only 3 control lines
and a positive bias to select each path.
The HMC253LC4 SP8T can replace

The HMC606 and HMC606LC5 offer a mid-band noise
figure of 4 dB and an Output P1dB of +15 dBm, while their
self-biased topology consumes only 80 mA from a single +5V supply. The HMC606LC5 is housed in a 5x5 mm
ceramic QFN leadless surface mount package and specified
for operation over -40°C to +85°C. For hybrid MIC and MCM
assembly applications, the HMC606 is offered in bare die
form, and is specified for operation over the -55°C to +85°C
temperature range.
The HMC606 and HMC606LC5 may be combined with many
of Hittite’s broad line of VCO and Frequency Multiplier products, in order to build high performance LO distribution and
multiplication chains.

system phase noise could result in the loss of the intended
target signal, or the inability to discern small moving objects
on a radar display. The HMC606 and HMC606LC5 are also
ideal for boosting and distributing high quality Local Oscillator (LO) signals within transceiver systems, especially those
employing complex, higher order modulation schemes such
as 64QAM, where degraded phase noise will significantly
increase bit error rates.
